Tantalum(V) chloride, also known as tantalum pentachloride or tantalum chloride, is an inorganic compound with the molecular formula TaCl₅ and a molecular weight of 358.2 g/mol. This compound appears as a white-to-light-yellow crystalline solid with a density of 3.68 g/cm³. With a metal purity of 99.99% and overall assay purity of 99% (determined by titration), Tantalum(V) chloride is primarily known for its high reactivity and its role as a precursor in synthesizing other tantalum compounds. This reactivity is due to the strong attraction between tantalum atoms and chloride ions, which readily dissociate in various chemical processes.
As a Lewis acid, tantalum pentachloride is widely used in organic and inorganic synthesis, specifically in reactions requiring chlorination or catalytic properties. Its stability in chlorine gas environments makes it valuable in high-temperature applications, such as chemical vapor deposition (CVD) for creating thin films of tantalum-based materials. These films are crucial in semiconductor manufacturing, providing conductive or protective layers.
Tantalum(V) chloride is highly sensitive to air and moisture, necessitating storage in dry conditions, often under inert gas, to avoid hydrolysis, which releases hydrochloric acid and forms tantalum oxide. With a melting point of 216.5-220°C, this compound requires careful handling. It is classified as a corrosive solid and has hazard codes H302 and H314, indicating potential toxicity if ingested and causing severe skin and eye irritation. Full protective gear, including gloves and respiratory protection, is recommended for safe handling.
In industrial and laboratory settings, tantalum(V) chloride is invaluable for developing advanced materials, particularly in the electronics and semiconductor industries. Its role as a precursor in atomic layer deposition (ALD) and chemical vapor deposition (CVD) is essential for creating uniform thin layers in high-performance electronic components, such as capacitors and resistors. Additionally, tantalum chloride serves as a significant intermediate in producing tantalum-based ceramics, superalloys, and coatings that provide superior corrosion resistance and stability at high temperatures.
Tantalum(V) chloride is an excellent water soluble crystalline Tantalum source for uses compatible with chlorides. Chloride compounds can conduct electricity when fused or dissolved in water. Chloride materials can be decomposed by electrolysis to chlorine gas and the metal. They can form either inorganic or organic compounds. TaCl5 is used in the preparation of catalyst for the polycyclotrimerizations of alkenediynes, chloro-aryloxide compounds and for the plasma-enhanced atomic layer deposition of tantalum nitride films. This product is involved in the preparation of tantalum(V) oxychloride. It is electrophilic and behaves like a Friedel-Crafts type catalyst.
